Tough to say, but let's try a crazy estimate...AWS now have $10B in revenue and let's estimate 60% comes from EC2, hence $6B.
Now assuming that average instance (2 vCPUs, 4GB) costs $100/month then we have roughly $6,000,000,000 / (12 * 100) = 5,000,000 EC2 instances. With Xen virtualisation assume physical server can host 10 average EC2 instances without overprovisioning. Yet average CPU utilisation on instances is very low say 10% hence assume AWS like to run their servers hot with 6:1 virtual:physical ratio. Hence my wild guess would be 5,000,000 /(10 x 6) = 83,333 physical server plus some spare capacity and overheads so roughly 100,000 physical servers just for EC2.
